High voltage PFET .model for LTspice

Hi,
LTspice only comes with PFETs up to 200v.....does anyone have .models for LTspice for PFETs to 500v and 1000v?
Its for a Active clamp forward PFET in LTspice.

I didn't think LTS paid much attention to Vds ratings. What model parameters are likely to change significantly with Vds?

i think it will break over and avalanche?...their diodes do, if you overvoltage them

1kV on a 200V PFET shows no sign of avalanche :

If you actually want to simulate breakdown you can add a breakdown diode in parallel with the PFET.
