Circuit design (schematic) for a 500 to 1000 watt
RF Induction Heater running anywhere from 500 KHz to 10 MHz?
MOSFET devices are preferred
with relatively low power supply voltages of up to 200 VDC

Once there you can enter the filters you want, such as NPN and Vgs. Using Vgs of 280V and NPN, DigiKey had only one option, but it seemed kind of slow relative to your need for 10MHz . There are certainly other suppliers.

You also may want to consider an IGBT for your current/voltage needs, but again, frequency will be a limiting factor as this example: (https://www.electro-tech-online.com/custompdfs/2007/12/ga600hd25s.pdf ) has turn-on and turn-off times of several hundred nS. John
